GaN Vs IGBT performances

I was making some research on GaN and I do not understand why GaN is so reveolutionnary. When I take a look on the following specification RdsOn and Coss (Cds + Cgd), the GaN semiconductor has lower performance than the Si IGBT on RdsOn. About the…

Why does SiC have lower Rds(on) than GaN?

It seems that GaN has higher Rds(on) than SiC. The lowest Rds(on) that I found for a 650 V GaN is 25 mΩ @ 25°C. SiC has even lower resistance @ 1200 V like 16 mΩ @ 25°C. Does anyone know the physical reason? Does it mean that GaN can provide better…

Can I model a diode with higher than usual junction voltage in LTspice using the "Eg" and "Vj" parameters?

I want to model a GaN transistor and include a diode to simulate its reverse conduction above ~2 V with an adjusted diode using the following model statement: .model revGan D(Vj=2 Eg=3.4) The result is essentially that of a regular Si diode: I…

Limit of resonant converters

I am currently trying to design a converter with GaN technology. The converter needs to regulate a wide range of current and consequently the power goes from ~1kW to ~10kW. I took a look on Texas Instrument and Infineon and it appaers that all their…

GaN FET short-circuit protection

From Texas Instruments snoaa15, which is an Application Report about overcurrent protection of GaN FETs, in the first page, you can read the following quote: Traditional approaches using current sense transformer, shunt resistors, or…

Common Source GaN HEMT breakdown

I had recently designed an array of GaN HEMTs to be used as a solid state relay. At low voltages (Vin = 24V) everything was working fine. However, when I bumped up Vin to 70V, after a couple cycles turning the SSR on and off to a 10A CC load, the…

Power MosFET Gate Driver + ESP32 from Source Voltage?

I'm working on an ultra-efficient fixed output half-bridge DC/DC converter. (Where the input is from variable sources of voltage and current like batteries, solar, wind, and also from fixed sources of voltage/current like ac grid) So I've speced out…

How suitable are GaN half-bridges for small brushless motor drives (ESCs)?

The drone world uses ESCs (Electronic Speed Controllers) to control brushless DC motors. Typically there are six discrete FETs, a driver IC, and a small MCU to sequence things. Typical currents range from 5-100A at 3-25V. For many of the smaller…

Why is "GaN tech" so revolutionary for wall chargers?

A big selling point of RAVPower wall chargers is that they use "GaN tech." I assume that's gallium nitride but, anyway, my question is: If that's what their chargers use what do most other wall chargers use? Silicon? How do they use it? This…

Gallium Nitride SCR/Thyristor?

I have an application that requires switching on a load very fast (1ns or so). There are N-channel / low side GaN MOSFETS. I would really like to switch a load on the high side, which causes problems when the FET output/"source" rises above the gate…

Where does the current go in this circuit?

Maybe a stupid question. It's a super simple circuit: 25 V input, a GaN and a 10 Ω load — I didn't include the driving circuit, but I'm switching at 100 kHz. Why at the drain I have 12 A and through the load 2.5 A (as I expected)? What happens with…

Schottky diode for low-side GaN FET

I'm working with a GaN FET for a half bridge application. During reverse conduction of the GaN FET, to minimize losses, I have to use a Schottky diode in parallel to the low side of the GaN FET. The reverse current is around 70 A. I didn't find any…

BGA rework - Help needed

I've just started working on a PCB with BGA components (EPC GaN HEMT devices, plus BGA gate drives), and my attempts at assembly, have been quite frustrating. I'm using a heat plate (set to 150 degrees), and a hot air gun moving from 200->240->260C…
